Multi-Step Process For Forming A Barrier Film For Use In Copper Layer Formation

View page
US Patent:
6727177, Apr 27, 2004
Filed:
Oct 18, 2001
Appl. No.:
10/035704
Inventors:
Wilbur G. Catabay - Saratoga CA
Zhihai Wang - Sunnyvale CA
Ping Li - San Jose CA
Assignee:
LSI Logic Corporation - Milpitas CA
International Classification:
H01L 2144
US Classification:
438687, 438627, 438628, 438643, 438644
Abstract:
Embodiments of the invention include a method for forming a copper interconnect having a bi-layer copper barrier layer. The method involves providing a substrate having an insulating layer with an opening therein configured to receive an inlaid conducting structure. A copper seed layer is formed on the insulating layer and in the opening. The seed layer is implanted with barrier material ions to form an implanted seed layer. Upon the implanted seed layer is formed a bulk copper-containing layer. The substrate is then annealed so that barrier material ions migrate through the seed layer to an interface between the seed layer and the insulating layer to form a final barrier layer. The barrier material can include palladium, chromium, tantalum, magnesium, and molybdenum.

Method And Apparatus For Performing Block Caching In A Non-Volatile Memory System

Oct 2, 2003
Appl. No.:
10/678672
Inventors:
Robert C Chang - Danville CA, US
Bahman Qawami - San Jose CA, US
Farshid Sabet-Sharghi - San Jose CA, US
Ping Li - Santa Clara CA, US
Assignee:
SanDisk Corporation - Milpitas CA
International Classification:
G06F 12/10
US Classification:
711202, 711103
Abstract:
Methods and apparatus for caching updates or new data associated with a logical block are disclosed. According to one aspect of the present invention, a method for processing contents associated with blocks of a non-volatile memory includes obtaining a first set of contents that is associated with a first group of logical pages associated with a first logical block, and writing the first set of contents into a memory area. The first set of contents is then written from the memory area into a first group of physical pages associated with a second physical block that is then mapped to the first logical block. In one embodiment, the memory area is one of a RAM cache and a physical block cache.

Multi-Step Process For Forming A Barrier Film For Use In Copper Layer Formation

View page
US Patent:
7229923, Jun 12, 2007
Filed:
Feb 3, 2004
Appl. No.:
10/772133
Inventors:
Wilbur G. Catabay - Saratoga CA, US
Zhihai Wang - Sunnyvale CA, US
Ping Li - San Jose CA, US
Assignee:
LSI Corporation - Milpitas CA
International Classification:
H01L 21/44
US Classification:
438687, 438643
Abstract:
Methods for forming robust copper structures include steps for providing a substrate with an insulating layer with openings formed therein. At least two barrier layers are then formed followed by the deposition of a copper seed layer which is annealed. Bulk copper deposition of copper and planarization can follow. In one approach the seed layer is implanted with suitable materials forming an implanted seed layer upon which a bulk layer of conductive material is formed and annealed to form a final barrier layer. In another approach, a barrier layer is formed between two seed layers which forms a base for bulk copper deposition. Another method involves forming a first barrier layer and forming a copper seed layer thereon. The seed layer being implanted with a barrier material (e. g. palladium, chromium, tantalum, magnesium, and molybdenum or other suitable materials) and then bulk deposition of copper-containing material is performed followed by annealing.

Implementation Of In System Programming To Update Firmware On Memory Cards

Filed:
Nov 6, 2001
Appl. No.:
10/005740
Inventors:
Robert C. Chang - Danville CA, US
Ping Li - Santa Clara CA, US
Farshid Sabet-Sharghi - San Jose CA, US
Assignee:
SanDisk Corporation - Milpitas CA
International Classification:
G06F 9/44
US Classification:
717168, 717171, 710 5
Abstract:
Methods and apparatus for efficiently enabling firmware associated with a flash memory card to be updated are disclosed. According to one aspect of the present invention, a method for updating firmware associated with a memory storage device includes providing new firmware to a host and sending the new firmware from the host to a reader which communicates with the host. The reader interfaces with the memory storage device which includes installed firmware. The method also includes sending the new firmware from the reader to the memory storage device, and incorporating the new firmware into the memory storage device such that the new firmware at least partially replaces the installed firmware. In one embodiment, the method further includes embedding the new firmware into a first command. In such an embodiment, sending the new firmware from the host to the reader includes sending the first command from the host to the reader.
